If you one a singular realization, a BEEEG TWEEEST moment, then have the BBEG make themself into a crime against god.
If you want a creeping horror story, have lots of things become monstrous and slowly peel away the scab to show the infection of BBEG. Bonus points for corrupting the truly innocent like goats and dogs.

I enjoy the Frankenstein-esque cobbled together monstrosities. Usually built by some magic-user or scientist as the muscle of the team, or just some demented pet.

I've played several charCters who, with various degrees of acceptance, have been turned into abominations.
My first was a lawful neutral necromancer who eventually committed horrible war crimes to defend his home which ended up rejecting him due to his actions and possibly being the bbeg from an alt timeline.
The other was an ork who became stupidly powerful by accidentally receiving the blessings from all four prime chaos gods.
The weapons of khorne and slaanesh, mutation of wings from tzeentch, and a papa nurgle gave him an infection that dulled pain to non-existence.
Both were abominations in the eyes of their peers, though only the necromancer truly suffered for it.
Waz-Cutta took over his old ship and lived to infamy.
