Iirc, around 6M euro's (been a while since I talked to ASML people). But it gets you only the waferstepper. You'll need some extra machinery to cut the wafer into CPUs, add lids and wire them.
For the entire process you'll need about a factory complex, research facility and microscope people to check the result.
