Matt's big ones were the Silence.
I think it's more that Moffat rarely reuses the monsters he invents. He kept bringing back the Silence, but probably only because they were an overarching plot thing. The only non-plot relevant monster he brought back was the Weeping Angels (I'm not counting monsters that constantly return like the Daleks and Cybermen of course)
Out of his creations, RTD brought back the Judoon, the Ood, Cassandra the last human (not an alien but still), and the Slitheen.
Because I mean, shit like the Ood would mean fucking nothing to anyone if they had just been in the satan pit two parter

The Krillitane have enough interesting stuff going on with them that they'd be cool to see again, but considering their whole point is that they drastically change their biology, that kind of precludes them from ever developing an iconic look.

I think the Sycorax are decently iconic as well, but they only appeared once. Then again, so did the Zygons until 2013 and many people consider them iconic of Tom Baker's run.

Engines has some saving graces and I think it might be as close you could get to making the character work (unless Seasons of War is much better, which it might be, I really have to read it). Seasons has some potential. The audios truly shocked me how bad they were.
